For a Home Assistant house I'd go U200: Matter over Thread means lock and unlock work locally with no hub, and it keeps Home Key.
The U300 is the same radio and the same Home Key in a full door replacement that swaps deadbolt and handle in one unit, so it's the pick for a new build or anyone ready to replace the whole lock set.
The U100 makes sense in an Apple household that already runs an Aqara hub, since its Zigbee path into Home Assistant runs through that hub's Matter bridge; on the U200 and U300, fingerprint enrollment lives in the Aqara app and the fingerprint sensor isn't exposed to Home Assistant.
I own and have tested Aqara Smart Lock U300 (3.5/5). I haven't run the others, so those picks are based on the spec sheet and what other Home Assistant users report.
